The non-linear transport and self-sustained oscillations of semiconductor III-V compound superlattices (SL) were investigated. The Influence of temperature, magnatic field and other external perturbations on the longitudinal transport and oscillation modes, as well as the mechanisms for hysterisis-like effects and bistability were studied in detail. The operation conditions and criteria for obtaining stable and tunable domain boundaries, as well as realizing self-sustained oscillations were explored. Based on these investigations we have successfully designed and fabricated tunable microwave oscillators working at room temperature.
研究用分子束外延生长的三五族半导体超晶格在直流偏置下的非线性输运和自维持振荡,深入了解超晶格结构参量,偏置条件,温度变化在以及其它外界扰动对纵向输运机制和振荡模式的影响,以及类磁滞效应和双稳态的机理,探索超晶格中产生稳定和可调谐类耿氏振荡和畴边界自维持振荡的工作条件。在此基础上,设诸制作可在室温应用的,可调谐的微波振荡器。
